Effect of nonlinear gain suppression to the higher order lateral modes in a 2D simulation of quantum well lasers

The effect of non linear gain suppression to the higher order lateral modes is investigated using a self-consistent two-dimensional strained quantum well laser model. Both CW and transient simulation are performed at different ridge widths for a single quantum well InGaAs/AlGaAs ridge waveguide laser emitting at 0.98 {mu}m. The simulation shows that the gain suppression significantly enhances the second order mode while reducing the fundamental mode. It also causes the L-I curve to become nonlinear. The nonlinear effect suppresses the ringing in both the first and second modes in the modulation response.
