Studies on photovoltaic heterojunction solar cell using silicon and mixed cadmium zinc sulphide

The photovoltaic properties of CdS-Si and (Zn /SUB x/ -Cd /SUB 1-x/ ) S-Si hybrid systems are investigated. The resistivity and optical reflectivity of the evaporated films depend on substrate temperature, substrate surface preparation, and subsequent heat treatment. The resistivity is reduced by two orders of magnitude less than its as grown value (2X10/sup 3/ ohm cm) due to annealing in H/sub 2/S. The density of charge carriers in the film and their mobility are controlled through Zn content, annealing temperature and ambience. Junctions with 9 percent conversion efficiency are prepared, and 15 percent is expected from future work due to improved preparation techniques.
