Annihilation of positrons in neutron-irradiated 6H polytype of. cap alpha. -SiC

An experimental investigation was made of the 2..gamma.. annihilation of positrons in neutron-irradiated ..cap alpha..-SiC(6H) crystals. An ''anomalous'' behavior of the half-width GAMMA of the angular correlation curve of annihilation ..gamma.. photons was observed: this half-width decreased from 12 +- 0.2 to 10.5 +- 0.2 mrad at low radiation doses (D<1 x 10/sup 17/ cm/sup -2/) and this was followed by a recovery of GAMMA at higher neutron doses, indicating a nonmonotonic accumulation of radiation defects in the course of neutron bombardment of ..cap alpha..-SiC(6H). An analysis of the experimental results was made by resolving the angular correlation curves into their components, one of which was an ultra-narrow peak attributed to the annihilation of Ps atoms localized in disordered regions. Annealing of radiation defects was investigated in the temperature range 20--1300 /sup 0/C.
