ENERGY LEVELS IN GERMANIUM INDUCED BY FAST-NEUTRON BOMBARDMENT

The temperature dependence of the Hall effect was used to investigate the spectra of levels appearing in Ge that was irradiated by fast neutrons. The irradiation was performed in reactor channels where the temperature was about 70 deg C. Five levels located in the forbidden gap of Ge were observed and their introduction rate was determined. It is shown that the three lower levels turned out to be acceptors. These results were compared with the James-Lark-Horovitz defect model. The possible effect of a disordered region on Hall constant measurements was examined. (auth)
