Capacitance spectroscopy of. gamma. radiation defects in n-type germanium

The isothermal capacitance relaxation method was used to study the energy spectrum, principal parameters, and kinetics of accumulation of radiation defects in germanium p/sup +/-n junctions irradiated with /sup 60/Co ..gamma.. rays. During the initial stage of such irradiation the process of efficient introduction of donor complexes containing antimony and exhibiting energy levels in the lower half of the band gap was found to govern compensation of n-type Ge. Two energy levels at E/sub c/-0.27 eV and E/sub v/+0.32 eV were found to belong to one multiply charged defect.
