Development of a thin AlGaAs solar cell

A process for fabricating thin AlGaAs solar cells suitable for use as the top cell in a mechanically stacked, cascade cell has been developed. Significant progress was achieved in optimization of the AlGaAs cell structure with one-sun efficiencies of 17% (AM1.5, 100 mW/cm/sup 2/) for 1.65-eV cells and efficiencies around 18% under concentration (200X to 800X) for 1.72-eV cells. Removal of the GaAs substrate had a very low yield, but new methods that should improve the yields have been identified.
