Study of bleaching of passive regions of gallium - antimonide heterolasers with a strip contact

The authors study the bleaching of the lateral regions in GaSb/AlGaAsSb injection heterolasers with a strip-contact geometry. The results obtained show that gallium antimonide is easily bleached. In GaSb heterolasers with a strip-contact geometry the saturation of the absorption of the passive regions can be induced by the radiation propagating in the lateral direction. Data presented permit estimating the value of the nonlinearity parameter of gallium antimonide.
