Injection heterolaser with distributed Bragg reflector

The spatial, spectral, and power characteristics of radiation from injection lasers with distributed Bragg reflectors (DBR) have been studied. It is shown experimentally that, because of the exponential attenuation of the radiation field in the corrugated waveguide, the size of the emission region at the surface of the DBR is 10--15 ..mu..m. The halfwidth of the directivity diagram of the radiation from the DBR is no greater than 1--2/sup 0/, and the optical output power is a few tens of milliwatts. From the spectral characteristics the halfwidth of the Bragg contour is determined, and it is shown that in samples with a stripe contact geometry it is possible to excite transverse modes in the plane of the active layer.
