It is well recognized by the power electronics industry that power semiconductor devices are the critical components that determine the performance of systems. This two year research project was aimed at improved power semiconductor device structures for adjustable speed motor control applications. In this application, the power losses in the semiconductor switches and rectifiers are the limiting factors in raising the operating frequency of the motor drive circuit above the acoustic range. This final report describes work performed at NCSU on improved power rectifiers and three terminal switching devices that can achieve this objective.
