Optical and photoconductive characteristics of CuIn/sub y/Ga/sub 1-y/Se/sub 2/ and Cu/sub x/Ag/sub 1-x/InSe/sub 2/

Optical and photoconductivity measurements were carried out to determine the composition dependence of the band gap of the solid solutions in CuIn/sub y/Ga/sub 1-y/InSe/sub 2/ and Cu/sub x/Ag/sub 1-x/InSe/sub 2/. The near-infrared absorption was measured and an exponential fit observed. The near-infrared spectral photoconductive response was also measured at 300 K and, for some samples, at 77 K. Variations in photoconductivity with temperature were also observed. The band-gap variation was estimated and bowing parameters of 0.161 and 0.305 calculated for the gallium and silver series, respectively. One or more shallow acceptor levels have been observed at a depth varying from 160 MeV for high-gallium samples to 10 MeV for high-silver samples. Thermal quenching was also observed and a donor level conjectured in high-silver samples.
