Title: Crystallization of the solid solutions Ga/sub x/In/sub 1-x/Sb/sub 1-y/ on GaSb and InAs substrates

The purpose of this work was to determine the conditions of crystallization from the liquid phase of the solid solutions Ga/sub x/In/sub 1-x/As/sub y/Sb/sub 1-y/ isoperiodic with GaSb and InAs using data on the equilibrium compositions of the liquid and solid phases. The compositions of the melt and the magnitude of its supercooling, required for crystallization of the solid solutions Ga/sub x/In/sub 1-x/As/sub y/Sb/sub 1-y/, isoperiodic with GaSb and InAs substrates, were established. The region of compositions of the solid solutions (0 less than or equal to x less than or equal to 0.3) that can be grown on gallium antimonide substrates from the supercooled (supersaturated) liquid phase was determined. It was shown that layers of solid solutions whose composition corresponds to the center of the isoperiodic lines cannot be obtained above 820/degree/K.
