Properties of epitaxial layers of A /sup IV/ B /sup VI/ compounds and their solid solutions

The authors report here on a study of the properties of epitaxial layers of A /sup IV/ B /sup VI/ compounds and also of PbTe /sub x/ Se/sub 1/-x(SnTe)/sub 1/-x (PbSe) /sub x/ and Sn /sub 1-x/ Pb /sub x/ Te(0.0less than or equal toxless than or equal to1.0) solid solutions obtained from the vapor phase. Electrical property-composition-condensation temperature diagrams are constructed. By mathematical experimental design, regression equations were obtained for the mobility and concentration of charge carriers for all values of x and substrate temperatures.
