Stable, high-efficiency CuInSe/sub 2/-based polycrystalline thin-film tandem solar cells. First quarterly report, 16 March-16 June 1984

CuInSe/sub 2//CdS-CdTe/CdS tandem cells have been made with an open-circuit voltage greater than 1 V and an efficiency of approximately 3%. The CuInSe/sub 2/ cells were able to withstand the 300/sup 0/ to 400/sup 0/C deposition temperature required to make the CdTe cells. The efficiency of the individual CuInSe/sub 2//CdS cells has also been improved by reducing the thickness of the CdS. Problems continue to persist in making low resistivity p-type CdTe films and in making a stable ohmic contact to the CdTe.
