Subpicosecond pulses from a mode-locked semiconductor laser

A GaAs laser was passively mode locked using a GaAs/GaAlAs multiple quantum well saturable absorber. The laser output pulses were found to be frequency chirped due to the group velocity dispersion in the laser diode. An external grating compressor was used to remove the chirp and to produce subpicosecond pulses. Pulses as short as 0.83 ps have been obtained.
