The distributions of silicate species and the intermediate-scale structure of silicate sols prepared by multi-step acid-or acid-base-catalyzed synthesis procedures are related to the microstructures of the corresponding thin films. Depending on the aging times and sequencing of the multi-step hydrolysis procedures, the species distributions (from {sup 29}Si NMR) and intermediate scale structure (from SAXS) can change significantly for sols prepared with the same composition. During film formation these kinetic effects cause differences in the packing structure and collapse of the silicate networks, leading to thin-film structures with different pore volumes, refractive indices, and average pore sizes.
