Temparature dependence of Seebeck coefficients S, electrical conductivity, heat conductivity k and dimensionless thermoelectric figure of merit ZT of p-Bi{sub 2}Te{sub 3}, Sb{sub 2}Te{sub 3} and n-Bi{sub 2}Se{sub 3}-doped by Fe or Cr were carried out in the temperature interval 7<300 K. At T=4.2 K Shubnikov-de Haas and Hall effects have been measured. By increasing the Fe content, the hole concentration decreases in p-Bi{sub 2-x}Fe{sub x}Te{sub 3}, while the electron concentration increases in n-Bi{sub 2-x}Fe{sub x}Se{sub 3}. The decrease of the hole concentration was observed in p-Sb{sub 2-x}Cr{sub x}Te{sub 3} single crystals with Cr-doping. This demonstrates that Fe or Crmore »« less

The Bi{sub 2}Te{sub 3}-Bi{sub 2}Se{sub 3} and Bi{sub 2}Se{sub 3}-In{sub 2}Se{sub 3} systems were studied by differential thermal analysis and X-ray powder diffraction. The phase diagrams of these systems were constructed; they are quasi-binary. In both cases, there are wide ranges of solid solutions based on the terminal compounds and an intermediate range of demixing. The solid solutions are of tetradymite type (rhombohedral R{bar 3}m). Their limits are related to the substitution of the selenium-tellurium and bismuth-indium atoms in the layers. Electrical conductivity and thermoelectric power measurements confirm the boundaries of the solid solution regions deduced from the thermal andmore » X-ray diffraction data.« less
