Title: Broadly continuously tunable slot waveguide quantum cascade lasers based on a continuum-to-continuum active region design

Abstract

We report our progress in the development of broadly tunable single-mode slot waveguide quantum cascade lasers based on a continuum-to-continuum active region design. The electroluminescence spectrum of the continuum-to-continuum active region design has a full width at half maximum of 440 cm{sup −1} at center wavelength ∼10 μm at room temperature (300 K). Devices using the optimized slot waveguide structure and the continuum-to-continuum design can be tuned continuously with a lasing emission over 42 cm{sup −1}, from 9.74 to 10.16 μm, at room temperature by using only current tuning scheme, together with a side mode suppression ratio of above 15 dB within the whole tuning range.

  • We report experimental demonstration of tunable, monolithic, single-mode quantum cascade lasers (QCLs) at ∼10 μm with a two-section etched slot structure. A single-mode tuning range of 77 cm{sup −1} (785 nm), corresponding to ∼7.8% of the relative tuning range, was realized with a ∼20 dB side mode suppression ratio within the whole tuning range. Compared with integrated distributed feedback QCLs, our devices have the advantages of easy fabrication and a broader tuning range. Further theoretical analyses and numerical simulations show that it is possible to achieve a broad continuous tuning range by optimizing the slot structures. The proposed slot-waveguide design could provide an alternativemore » but simple approach to the existing tuning schemes for realizing broadly continuous tunable single-mode QCLs.« less
  • A versatile mid-infrared hyperspectral imaging system is demonstrated by combining a broadly tunable external cavity quantum cascade laser and a microbolometer focal plane array. The tunable mid-infrared laser provided high brightness illumination over a tuning range from 985 cm-1 to 1075 cm-1 (9.30-10.15 μm). Hypercubes containing images at 300 wavelengths separated by 0.3 cm 1 were obtained in 12 s. High spectral resolution chemical imaging of methanol vapor was demonstrated for both static and dynamic systems. The system was also used to image and characterize multiple component liquid and solid samples.
  • A swept-ECQCL is used for broadband IR spectroscopy of isotopic mixtures of CH3OH, CH3OD, CH3CH2OH, and CH3CH2OD in a static gas cell over a wavelength range of 9.5 to 10.4 µm. A weighted least squares fitting approach with quantitative library spectra illustrates that significant spectral congestion does not negatively impact the ability for in situ quantification of large isotopic species in a mixture. The noise equivalent concentrations for CH3OH, CH3OD, CH3CH2OH, and CH3CH2OD are 19 ppbv x m, 28 ppbv x m, 450 ppbv x m, and 330 ppbv x m respectively for a 50 second integration time. Based onmore » the observed NECs, isotopic precisions of 0.07‰ and 0.79‰ for a 50 s integration time are calculated for measurements of the [MeOD]/[MeOH] and [EtOD]/[EtOH] isotope ratios , respectively, for the species concentrations in the gas cell.« less
  • The continuous electrical tuning of a single-mode terahertz quantum cascade laser operating at a frequency of 3 THz is demonstrated. The devices are based on a two-section interdigitated third-order distributed feedback cavity. The lasers can be tuned of about 4 GHz at a constant optical output power of 0.7 mW with a good far-field pattern.
  • The effect of the active region thickness on the basic characteristics of high-power semiconductor lasers based on AlGaAs/GaAs/InGaAs asymmetric separate-confinement heterostructures grown by MOCVD epitaxy has been studied. It is shown that the threshold current, temperature sensitivity of the threshold current density, internal quantum efficiency of stimulated emission, and differential quantum efficiency are improved as the active region thickness increases. It is demonstrated that the maximum attainable optical emission power of a semiconductor laser and the internal quantum efficiency of photoluminescence are the most sensitive to defect formation in the heterostructure and become lower as the critical thickness of themore » strained In{sub x}Ga{sub 1-x} As layer in the active region is exceeded.« less
