This report covers the initial characterization of two new dc magnetron sputtering systems which were acquired for the purpose of modernizing our capability for the deposition of tantalum nitride, titanium, and palladium thin films for HMC applications. These systems were purchased to replace two old metallization systems which had been used in this application for more than a decade. Parametric studies were carried out to characterize the systems. Operating conditions were established for the deposition of tantalum nitride films in one system and for the deposition of Ti/Pd films in the other system. Monomeric titanium and zirconium complexes with multiple bonds to oxygen, sulfur, and nitrogen have attracted considerable attention due to their novel structural features and interesting reactivity. Recently, we have initiated a research program that is designed to prepare models for complexes involved in chemical vapor deposition (CVD) processes of early transition metal materials. Species containing metal-element multiple bonds have featured prominently in mechanistic conjecture about CVD reactions, although little hard evidence is available to back up such speculation. Fiber textures of titanium nitride and hafnium nitride thin films deposited by off-normal incidence magnetron sputtering

We studied the development of crystallographic texture in titanium nitride (TiN) and hafnium nitride (HfN) films deposited by off-normal incidence reactive magnetron sputtering at room temperature. Texture measurements were performed by x-ray pole figure analysis of the (111) and (200) diffraction peaks. For a deposition angle of 40 deg. from substrate normal, we obtained TiN biaxial textures for a range of deposition conditions using radio frequency (rf) sputtering. Typically, we find that the <111> orientation is close to the substrate normal and the <100> orientation is close to the direction of the deposition source, showing substantial in-plane alignment. Infrared studies of the surface and gas phase reactions leading to the growth of titanium nitride thin films from tetrakis (dimethylamido) titanium and ammonia

In this paper, the reaction of tetrakis (dimethylamido) titanium (Ti(NME[sub 2])[sub 4]) with ammonia is studied in the gas phase and on titanium disilicide, aluminum, and copper surfaces using infrared spectroscopy. In the gas phase the main product of this reaction, dimethylamine, forms rapidly even at 300 K, and a fine yellow powder is deposited on the windows of the IR cell. Under ultrahigh vacuum conditions there is no reaction between Ti(NMe[sub 2])[sub 4] and NH[sub 3] on any of the three surfaces studied at temperatures between 300 and 650 K.
