Title: Effect of doping with oxygen ions on the optical properties of cadmium sulfide

The effect of doping with oxygen during growth of CdS crystals on their optical properties was studied. Doping with oxygen was shown to result in the formation of intrinsic defects. In investigating the effect of oxygen dopant on the optical properties of CdS, information about the concentration dependence of the spectra is necessary. Controlled doping with oxygen is attended by serious difficulties due to the persistent presence of active oxygen impurity in the atmosphere and by the possibility of oxygen removal from CdS in the form of SO{sub 2} in the course of thermal treatment. In this work, the CdS single crystals were doped with oxygen via ion implantation at room temperature. The radiation-induced defects were eliminated by heating at 673-773 K. Cadmium sulfide single crystals grown by different methods were tested for use as substrates. We finally chose crystals grown from the gas phase with a slight controlled Cd enrichment CdS(Cd), with S enrichment CdS(S), or with the CdS stoichiometry and controlled in contrast to amounts of oxygen ({approximately}{sup 19} cm{sup -3}).
