We investigate the photosensitivity spectra of photodiodes based on Si p-i-n structures with single-layered and multilayer self-assembled GeSi/Si(001) nanoisland arrays in the i region, which are grown using a technique combining Si molecular-beam epitaxy and Ge vapor-phase epitaxy, in dependence on the temperature, diode bias, and GeSi nanoisland parameters. We show that the temperature and field dependences of the diode photosensitivity in the spectral range of the interband optical absorption in GeSi nanoislands are determined by the ratio between the rate of emission of photoexcited holes from the nanoislands and the rate of the recombination of excess carriers in them.more »« less

Optical properties of self-assembled ZnTe quantum dots grown by molecular-beam epitaxy

The morphology and the size-dependent photoluminescence (PL) spectra of the type-II ZnTe quantum dots (QDs) grown in a ZnSe matrix were obtained. The coverage of ZnTe varied from 2.5 to 3.5 monolayers (MLs). The PL peak energy decreased as the dot size increased. Excitation power and temperature-dependent PL spectra are used to characterize the optical properties of the ZnTe quantum dots. For 2.5- and 3.0-ML samples, the PL peak energy decreased monotonically as the temperature increased. Enhanced photoluminescence of InAs self-assembled quantum dots grown by molecular-beam epitaxy using a 'nucleation-augmented' method

A two-stage 'nucleation-augmented' growth method for producing InAs self-assembled quantum dots (QDs) using molecular-beam epitaxy on GaAs (100) substrates has been investigated in detail. Photoluminescence (PL) measurements show that a 1.8-monolayer-(MLs) InAs QD 'nucleation' layer grown at a fast rate, followed by a 2.6-MLs-InAs 'augmented' layer grown under pulsed conditions at a slow rate, dramatically increases the dot density and improves the PL intensity for the InAs QDs. It was found that, when the effective growth rate of the InAs augmented layer was reduced, the PL peak emission shifts to a longer wavelength and the PL intensity is enhanced. Thesemore »« less

Low density of self-assembled InAs quantum dots grown by solid-source molecular beam epitaxy on InP(001)

The authors report on a postgrowth method to obtain low density InAs/InP(001) quantum dots by solid-source molecular beam epitaxy. They used an approach based on the ripening of the InAs sticks, which is triggered by the sample cooling under arsenic overpressure, before InP capping. Atomic force microscopy images show the evolution of InAs islands from sticks oriented along the [1-10] direction to dot-shaped islands with a density that can be reduced to about 2x10{sup 9} dots/cm{sup 2}. Macro- and microphotoluminescence reveal that these diluted InAs dots exhibit a strong spatial confinement and emit in the 1.55 {mu}m range.

Room temperature infrared photoresponse of self assembled Ge/Si (001) quantum dots grown by molecular beam epitaxy

We report on the observation of intraband near infrared (approx3.1 mum) and mid infrared (approx6.2 mum) photocurrent response at room temperature using Ge/Si self-assembled quantum dots grown by molecular beam epitaxy. Due to the bimodal size distribution and SiGe intermixing, distinguishable photoluminescence transitions are observed at 10 K, below and above the optical band gap of bulk Ge. The observed redshift in photocurrent with increasing temperature has been explained by the excitonic electric field originated due to infrared excitation at low temperatures. A good correlation between the spectral photocurrent response and photoluminescence of the quantum dots has been established.
