Surface reconstructions and surface energies of monolayer-coverage cation-terminated Ga sub 0. 5 In sub 0. 5 P(001) surfaces

Using the first-principles pseudopotential method the authors have studied the fully covered cation-terminated (001) surfaces of Ga{sub 0.5}In{sub 0.5}P alloys. They found that among several possible Ga and In surface patterns (within a 2 {times} 2 unit cell), the one corresponding to TuPt-like bulk ordering is stabilized by {approximately}100 meV per surface atom. This structure has been observed experimentally in thick films, yet is known to be bulk unstable. The stability of a CuPt-like surface layer is related to electronically driven surface reconstructions - dimerization, buckling, and tilting - which are discussed in detail.
High-resolution structural analysis of the Sb-terminated GaAs(001)-(2{times}4) surface

The precise locations of Sb atoms for the GaAs(001):Sb-(2{times}4) surface were measured by the x-ray standing-wave (XSW) technique. The XSW results are consistent with symmetric Sb dimers, whose formation has recently been predicted by four competing models. The (004) and (022) XSW analysis determined the Sb dimer height and bond length to be 1.72 and 2.84 {Angstrom}, respectively. The Sb coverage of the (2{times}4) reconstruction was measured by Rutherford backscattering to be 0.48 monolayers. Analysis of defect-free GaSb/GaAs(001) quantum dots grown on the Sb-terminated (2 × 8) surface

Multilayer and single layer GaSb/GaAs(001) quantum dot structures were grown on an Sb-terminated (2 × 8) surface reconstruction and compared to those grown on an As-terminated (2 × 4) surface reconstruction. Uncapped quantum dots grown on the (2 × 8) surface were approximately 25% smaller in diameter and had a larger width/height aspect ratio. Quantum dots grown on both surfaces were defect free at the quantum dot/spacer layer interface.
