First-principles density functional calculations on the new class of diluted magnetic semiconductor A{sub 1−x}{sup III}Mn{sub x}B{sup VI} In{sub 1−x}Mn{sub x}S for x = 0.25 and 0.5 are investigated to study the structural, electronic, and magnetic properties, employing the full-potential linearized augmented plane wave method. Electronic band structures and density of states revealed a half-metallic character of In{sub 1−x}Mn{sub x}S and show the stability of anti-ferromagnetic states as compared with ferromagnetic states. The calculated exchange constants J{sub dd} are in good agreement with experimental and theoretical results on magnetic properties of single crystalline A{sub 1−x}{sup III}Mn{sub x}B{sup VI} in the anti-ferromagnetic case.more »« less

Magnetic and transport properties of III{endash}V diluted magnetic semiconductor Ga{sub 1{minus}x}Cr{sub x}As

Magnetic and transport properties of Cr-based III{endash}V diluted magnetic semiconductor Ga{sub 1{minus}x}Cr{sub x}As Cr concentrations up to x=0.10 have been investigated. For all the films, no long-range magnetic order was observed down to 2 K. A sign of paramagnetic Curie temperature is positive, indicating that the dominant magnetic interaction between Cr atoms is ferromagnetic. The effective number of Bohr magneton is estimated to be 5.1{+-}0.4, which is close to that of Cr{sup 2+} ion. The magnetization curve shows superparamagnetic behavior at low temperatures. Anomalous exchange interactions in III-V dilute magnetic semiconductors

Based on local-density functional calculations, we study the exchange interactions between magnetic dopants Cr, Mn, and Fe in the III-V compounds GaAs, GaN, and AlN. We show the magnetic exchange interactions deviate strongly in behavior expected from simple models, and may explain the observed maximum in critical temperature with impurity concentration. Additionally the magnetism is responsible for a strong, short-range attraction between the magnetic dopants, thus creating an anomalous effective alloy hamiltonian. This suggests that the impurities may aggregate into small nanoclusters of a few magnetic atoms.

Inter-band optoelectronic properties in quantum dot structure of low band gap III-V semiconductors

A generalized theory is developed to study inter-band optical absorption coefficient (IOAC) and material gain (MG) in quantum dot structures of narrow gap III-V compound semiconductor considering the wave-vector (k{sup →}) dependence of the optical transition matrix element. The band structures of these low band gap semiconducting materials with sufficiently separated split-off valance band are frequently described by the three energy band model of Kane.
