Electron-electron interaction and spin-orbit coupling in InAs/AlSb heterostructures with a two-dimensional electron gas

The effect of electron-electron interaction on the spectrum of two-dimensional electron states in InAs/AlSb (001) heterostructures with a GaSb cap layer with one filled size-quantization subband. The energy spectrum of two-dimensional electrons is calculated in the Hartree and Hartree-Fock approximations. It is shown that the exchange interaction decreasing the electron energy in subbands increases the energy gap between subbands and the spin-orbit splitting of the spectrum in the entire region of electron concentrations, at which only the lower size-quantization band is filled. The nonlinear dependence of the Rashba splitting constant at the Fermi wave vector on the concentration of two-dimensionalmore » electrons is demonstrated.« less

Random walk approach to spin dynamics in a two-dimensional electron gas with spin-orbit coupling

We introduce and solve a semiclassical random walk (RW) model that describes the dynamics of spin polarization waves in zinc-blende semiconductor quantum wells. We derive the dispersion relations for these waves, including the Rashba, linear and cubic Dresselhaus spin-orbit interactions, as well as the effects of an electric field applied parallel to the spin polarization wave vector. Magnetoabsorption of the electromagnetic radiation by a two-dimensional electron gas with Rashba's spin-orbit coupling in a heterojunction with a lateral superlattice

Absorption of linearly polarized electromagnetic radiation by a two-dimensional electron gas in a lateral-superlattice structure subjected to a perpendicular magnetic field is calculated analytically and numerically for the first time, taking into account Rashba's spin-orbit coupling and Zeeman splitting. Calculations are carried out for semiconductor heterostructures characterized by weak and sufficiently strong spin-orbit coupling (AlGaAs/GaAs and GaAs/InGaAs, respectively). Intense terahertz laser fields on a two-dimensional electron gas with Rashba spin-orbit coupling

The spin-dependent density of states and the density of spin polarization of an InAs-based two-dimensional electron gas with the Rashba spin-orbit coupling under an intense terahertz laser field are investigated by utilizing the Floquet states to solve the time-dependent Schroedinger equation. It is found that both densities are strongly affected by the terahertz laser field. Especially a terahertz magnetic moment perpendicular to the external terahertz laser field in the electron gas is induced. This effect can be used to convert terahertz electric signals into terahertz magnetic ones efficiently.
