    The program goal of the Ohio Advanced Energy Manufacturing Center (OAEMC) is to support advanced energy manufacturing and to create responsive manufacturing clusters that will support the production of advanced energy and energy-efficient products to help ensure the nation's energy and environmental security. This goal cuts across a number of existing industry segments critical to the nation's future. Many of the advanced energy businesses are starting to make the transition from technology development to commercial production. Historically, this transition from laboratory prototypes through initial production for early adopters to full production for mass markets has taken several years. Developing and implementing manufacturing technology to enable production at a price point the market will accept is a key step. Since these start-up operations are configured to advance the technology readiness of the core energy technology, they have neither the expertise nor the resources to address manufacturing readiness issues they encounter as the technology advances toward market entry. Given the economic realities of today's business environment, finding ways to accelerate this transition can make the difference between success and failure for a new product or business. The advanced energy industry touches a wide range of industry segments that are not accustomed to working together in complex supply chains to serve large markets such as automotive and construction. During its first three years, the Center has catalyzed the communication between companies and industry groups that serve the wide range of advanced energy markets. The Center has also found areas of common concern, and worked to help companies address these concerns on a segment or industry basis rather than having each company work to solve common problems individually. EWI worked with three industries through public-private partnerships to sew together disparate segments helping to promote overall industry

    This report presents the preliminary findings from the first phase of the environmental survey of the United States Department of Energy (DOE) Feed Materials Production Center (FMPC), conducted June 16 through 27, 1986. The survey is being conducted by an interdisciplinary team of environmental specialists, led and managed by the Office of Environment, Safety and Health's Office of Environmental Audit. Individual team components are being supplied by a private contractor. The objective of the survey is to identify environmental problems and areas of environmental risk associated with the FMPC. The survey covers all environmental media and all areas of environmental regulation. It is being performed in accordance with the DOE Environmental Survey Manual. This phase of the survey involves the review of existing site environmental data, observations of the operations carried on at FMPC, and interviews with site personnel. The survey team developed a Sampling and Analysis Plan to assist in further assessing certain of the environmental problems identified during its onsite activities. The Sampling and Analysis Plan will be executed by a DOE national laboratory or a support contractor. When completed, the results will be incorporated into the FMPC Environmental Survey Interim Report. The Interim Report will reflect the final determinations of the FMPC survey. 41 refs., 20 figs., 25 tabs.

    The Secretary of Energy established independent Tiger Teams to conduct environment, safety, and health (ES H) compliance assessments at US Department of Energy (DOE) facilities. This report presents the assessment of the Feed Materials Production Center (FMPC) at Fernald, Ohio. The purpose of the assessment at FMPC is to provide the Secretary with information regarding current ES H compliance status, specific ES H noncompliance items, evaluation of the adequacy of the ES H organizations and resources (DOE and contractor), and root causes for noncompliance items. Areas reviewed included performance under Federal, state, and local agreements and permits; compliance with Federal, state and DOE orders and requirements; adequacy of operations and other site activities, such as training, procedures, document control, quality assurance, and emergency preparedness; and management and staff, including resources, planning, and interactions with outside agencies.

    The title complex was obtained by anion metathesis form [Tb(CH{sub 3}COO){sub 2}(C{sub 22}H{sub 26}N{sub 6})] (CH{sub 3}COO){center_dot}4H{sub 2}O and K{sub 2}CrO{sub 4} in aqueous solution. The compound crystallizes in the triclinic space group P1 with a = 8.384(2), b = 10.425(2) c = 15.752(2){angstrom}, {alpha} = 98.82(2), {beta} = 93.52(2), {gamma} = 97.22(2){degrees}, and Z = 2. The structure is ionic and consists of a (+1) complex cation balanced in a 2:1 ratio by a disordered dichromate ion. The 9-coordinate Tb(III) is linked to the six nitrogen atoms of the macrocyclic ligand L = C{sub 22}H{sub 26}N{sub 6}, as well as to a water molecule and a bidentate chelating chromate situated on opposite sides of the macrocycle. The infrared spectrum shows, in addition to the pattern of the macrocyclic ligand, the absorptions arising form the stretching modes of the bidentate chelating CrO{sub 4}{sup 2{minus}} ligand and of the Cr{sub 2}O{sub 7}{sup 2{minus}} counterion.

    Waste Technologies Industries (WTI; East Liverpool, Ohio) is trying to wing what it hopes will be its final battle in a 13-year, $160 million war with the government, and community and environmental groups. The company since 1980 has sought EPA approval to operate a hazardous waste incinerator in East Liverpool, Ohio. WTI late last year conducted a pre-test burn, or shakedown, during which the incinerator burned certain types of hazardous waste. The test demonstrates the incinerator's performance under normal operating conditions, Regulatory authorities, including EPA and the Ohio Environmental Protection Agency (OEPA), monitored activity during the shakedown, which was limited to 720 hours of operation. In accordance with RCRA requirements, the company in March conducted a trial burn to demonstrate that the incinerator meets permit standards. WTI's permit specifies three performance parameters the incinerator must meet -- particulate and hydrogen chloride emissions limits, and destruction removal efficiencies (DREs).

    EXECUTIVE SUMMARY When the Toledo Lucas County Port Authority (TLCPA) filed for the Department of Energy EECBG grant in late 2009, it was part of a strategic and Board backed objective to expand the organization’s economic development and financing programs into alternative energy and energy efficiency. This plan was filed with the knowledge and support of the areas key economic development agencies. The City of Toledo was also a key partner with the Mayor designating a committee to develop a Strategic Energy Policy for the City. This would later give rise to a Community Sustainability Strategic Plan for Toledo, Lucas County and the surrounding region with energy efficiency as a key pillar. When the TLCPA signed the grant documents with the DOE in June of 2010, the geographic area was severely distressed economically, in the early stages of a recovery from over a 30% drop in business activity and high unemployment. The TLCPA and its partners began identifying potential project areas well before the filing of the application, continuing to work diligently before the formal award and signing of the grant documents. Strong implementation and actions plans and business and financing models were developed and revised throughout the 3 year grant period with the long term goal of creating a sustainable program. The TLCPA and the City of Toledo demonstrated early leadership by forming the energy improvement district and evaluating buildings under their control including transportation infrastructure and logistics, government services buildings and buildings which housed several for profit and not for profit tenants while completing significant energy efficiency projects that created public awareness and confidence and solid examples of various technologies and energy savings. As was stated in the DOE Award Summary, the undertaking was focused as a commercial program delving into Alternative Energy Utility Districts; what are referred to in Ohio Statute as Energy Special

    Thermal oxidation is an effective method to reduce deep levels, especially the Z{sub 1/2}-center (E{sub C}-0.67 eV), which strongly suppresses carrier lifetimes in n-type 4H-SiC epilayers. The oxidation, however, simultaneously generates other deep levels, HK0 (E{sub V}+0.79 eV) and HK2 (E{sub V}+0.98 eV) centers, within the lower half of the bandgap of SiC, where the HK0 center is a dominant deep level with a concentration of about 1 Multiplication-Sign 10{sup 13} cm{sup -3} after oxidation. By comparing deep levels observed in three sets of p-type 4H-SiC: oxidized, electron-irradiated, and C{sup +}- or Si{sup +}-implanted samples, we find that the HK0 and HK2 centers are complexes including carbon interstitials such as the di-carbon interstitial or di-carbon antisite. Other defects observed in p-type 4H-SiC after electron irradiation or after C{sup +}/Si{sup +} implantation are also studied.

    The Coastal Ohio Wind Project intends to address problems that impede deployment of wind turbines in the coastal and offshore regions of Northern Ohio. The project evaluates different wind turbine designs and the potential impact of offshore turbines on migratory and resident birds by developing multidisciplinary research, which involves wildlife biology, electrical and mechanical engineering, and geospatial science. Firstly, the project conducts cost and performance studies of two- and three-blade wind turbines using a turbine design suited for the Great Lakes. The numerical studies comprised an analysis and evaluation of the annual energy production of two- and three-blade wind turbines to determine the levelized cost of energy. This task also involved wind tunnel studies of model wind turbines to quantify the wake flow field of upwind and downwind wind turbine-tower arrangements. The experimental work included a study of a scaled model of an offshore wind turbine platform in a water tunnel. The levelized cost of energy work consisted of the development and application of a cost model to predict the cost of energy produced by a wind turbine system placed offshore. The analysis found that a floating two-blade wind turbine presents the most cost effective alternative for the Great Lakes. The load effects studies showed that the two-blade wind turbine model experiences less torque under all IEC Standard design load cases considered. Other load effects did not show this trend and depending on the design load cases, the two-bladed wind turbine showed higher or lower load effects. The experimental studies of the wake were conducted using smoke flow visualization and hot wire anemometry. Flow visualization studies showed that in the downwind turbine configuration the wake flow was insensitive to the presence of the blade and was very similar to that of the tower alone.     The objective of this project is to demonstrate, at pilot scale, that advanced dry-scrubbing-based technologies can attain the performance levels specified by the 1990 Clean Air Act Amendments for SO{sub 2} emissions while burning high-sulfur Ohio coal, and that these technologies are economically competitive with wet scrubber systems. Dry scrubbing involves injecting an atomized mist of sorbent-containing slurry droplets into hot flue gas. The reaction products exit the scrubber as a dry powder that can be filtered from the gas and recycled or disposed. The project consists of testing an advanced dry scrubber system on two high sulfur Ohio coals. All testing will be conducted in the 5 MBtu pilot facility at B and W`s Alliance Research Center. The facility consists of a test furnace, a dry scrubber using a B and W DuraJet{trademark} two fluid atomizer, a pulse-jet baghouse, and an ash slaking system. Tests were conducted with and without recycling the solids collected from the baghouse. During recycle operation the solids were slurried with water and injected into the dry scrubber with the fresh lime slurry. Test results will be presented, including SO{sub 2} removal (70--99%), calcium to sulfur ratios (1.1--1.9), dry scrubber outlet temperatures (10--30 F), and system performance. An advanced feature of the project was the use of the B and W patented Droplet Impingement Device which removes large slurry droplets from the gas stream prior to the baghouse to prevent baghouse deposition. This allows operation at low approach temperatures.

    A week before the 29 August 1979 dedication of the photovoltaic power system at daytime AM radio station WBNO, in Bryan, Ohio, a lightning superbolt struck the FM radio tower, one of two towers at the station. Minor damage to the station and to components of the photovoltaic system, the latter designed by MIT Lincoln Laboratory under US Department of Energy sponsorship, is described. This rare strike suggested the need for increased protection and more voltage-transient suppressors were added to those already in place as a preventive measure in the event that such a phenomenon reoccurs.

    Ti Ohmic contacts to relatively highly doped (1 Multiplication-Sign 10{sup 18} cm{sup -3}) n-type 4H-SiC have been produced, without high temperature annealing, by means of low temperature electronic cyclotron resonance microwave hydrogen plasma pre-treatment (HPT) of the SiC surface. The as-deposited Ti/4H-SiC contacts show Ohmic properties, and the specific contact resistance obtained is as low as 2.07 Multiplication-Sign 10{sup -4}{Omega}{center_dot}cm{sup 2} after annealing at low temperatures (400 Degree-Sign C). This is achieved by low barrier height at Ti/SiC interface, which could be attributed to decrease of surface states density by the HPT releasing Fermi level pinning, and to band-gap narrowing, image-force, and thermionic-field emission at high doping.

    In this article, we discuss in detail the addition of hydrogen atoms to diacetylene and the reverse dissociation reactions, H + C{sub 4}H{sub 2} {leftrightarrow} i-C{sub 4}H{sub 3} (R1) and H + C{sub 4}H{sub 2} n-C{sub 4}H{sub 3} (R2). The theory utilizes high-level electronic structure methodology to characterize the potential energy surface, Rice-Ramsperger-Kassel-Marcus (RRKM) theory to calculate microcanonical/J-resolved rate coefficients, and a two-dimensional master-equation approach to extract phenomenological (thermal) rate coefficients. Comparison is made with experimental results where they are available. The rate coefficients k{sub 1}(T, p) and k{sub 2}(T, p) are cast in forms that can be used in chemical kinetic modeling. In addition, we predict values of the heats of formation of i-C{sub 4}H{sub 3} and n-C{sub 4}H{sub 3} and discuss their importance in flame chemistry. Our basis-set extrapolated, quadratic-configuration-interaction with single and double excitations (and triple excitations added perturbatively), QCISD(T), predictions of these heats of formation at 298 K are 130.8 kcal/mol for n-C{sub 4}H{sub 3} and 119.3 kcal/mol for the i-isomer; multireference CI calculations with a nine-electron, nine-orbital, complete-active-space (CAS) reference wavefunction give just slightly larger values for these parameters. Our results are in good agreement with the recent focal-point analysis of Wheeler et al. (J. Chem. Phys. 2004, 121, 8800-8813), but they differ substantially for {Delta} H{sub f 298}{sup 0}(n-C{sub 4}H{sub 3}) with the earlier diffusion Monte Carlo predictions of Krokidis et al.

    Water-resources data for the 1992 water year for Ohio consist of records of stage, discharge, and water quality of streams; stage and contents of lakes and reservoirs; and water levels and water quality of ground-water wells. This report, in two volumes, contains records for water discharge at 121 gaging stations, 336 wells, and 72 partial-record sites; and water levels at 312 observation wells. Also included are data from miscellaneous sites. Additional water data were collected at various sites not involved in the systematic data-collection program and are published as miscellaneous measurements and analyses. These data represent that part of the National Water Data System collected by the US Geological Survey and cooperating State and Federal agencies in Ohio. After electron irradiation at 116 keV, by which only carbon atoms may be displaced, the Z{sub 1/2} and EH{sub 6/7} concentrations are significantly increased. The Z{sub 1/2} and EH{sub 6/7} centers are stable up to 1500-1600 deg. C and their concentrations are decreased by annealing at 1600-1700 deg. C. In the irradiated samples, the trap concentrations of the Z{sub 1/2} and EH{sub 6/7} centers are increased with the 0.7 power of the electron fluence. The concentrations of the Z{sub 1/2} and EH{sub 6/7} centers are very close to each other in all kinds of samples, as-grown, as-irradiated, and annealed ones, even though the condition of growth, irradiation (energy and fluence), and annealing has been changed. This result suggests that both Z{sub 1/2} and EH{sub 6/7} centers microscopically contain the same defect such as a carbon vacancy.

    The objectives of this project were to determine state-level totals of the estimated economic resource, minable reserve base, and recoverable coal in Ohio, allocated to specified ranges of sulfur and heat content. In addition, resources and reserves were to be categorized by mining methods (surface and underground). Land use and environmental restrictions, needed to determine remaining minable reserves, were to be delineated and percentages of restricted coal calculated. In context of a Phase 1, one-year project, the objectives of this project were to update Ohio's coal reserves and resources for as many counties as time allowed, and to deplete production tonnages to January 1, 1991, on the remaining coal-producing counties. For the depleted counties, only estimated economic resources were required or possible with the data available. 24 refs., 9 figs., 3 tabs.

    A distinct positive anomaly in the temperatures of the shallow (Pleistocene) aquifers along the Cincinnati-Findlay Arch in Western Ohio coincides with a low geothermal gradient. A conceptual model of convective currents associated with a tensional fault and/or fracture system along the crest of the Arch is suggested as an explanation of the anomaly. Hydrochemical information indicates that various quantities of warmer ground water, with the composition characteristics of deep bedrock aquifers, is present as an admixture in the shallow aquifers. This confirms the conceptual model of convection in fractures.

  1. Monte Carlo Simulation of Electron Transport in 4H- and 6H-SiC

    The Monte Carlo (MC) simulation of electron transport properties at high electric field region in 4H- and 6H-SiC are presented. This MC model includes two non-parabolic conduction bands. Based on the material parameters, the electron scattering rates included polar optical phonon scattering, optical phonon scattering and acoustic phonon scattering are evaluated. The electron drift velocity, energy and free flight time are simulated as a function of applied electric field at an impurity concentration of 1x10{sup 18} cm{sup 3} in room temperature. The simulated drift velocity with electric field dependencies is in a good agreement with experimental results found in literature. The saturation velocities for both polytypes are close, but the scattering rates are much more pronounced for 6H-SiC. Our simulation model clearly shows complete electron transport properties in 4H- and 6H-SiC.

  2. Detection of minority carrier traps in p-type 4H-SiC

    Contrarily to the case of n-type 4H-SiC, very little is known about the presence of minority carrier traps in p-type epilayers. In this study, we performed the electrical characterization of as-grown, electron irradiated, and thermally oxidized p-type 4H-SiC, by using minority carrier transient spectroscopy. Four minority carrier traps are reported in 1.6–2.3 eV energy range above the valence band edge (E{sub V}). Particular emphasis is given to the mid-gap minority carrier trap (EH{sub 6∕7}) and to its correlation to an energetically close mid-gap majority carrier trap (HK4)

  3. Electrical characterization of ion-implanted 4H-silicon carbide

    Electrical characterization has been performed on ion-implanted p-type 4H-SiC to assess the activation efficiency and implantation-related damage recrystallization with the intention of developing an implantation/annealing scheme. Low doped (Na-Nd = 5{times}10(sup 15)/cu cm) epitaxial p-type layers grown by MOCVD were implanted with Al or B at doses ranging from 1{times}10(sup 13) to 1{times}10(sup 14)/sq cm at room temperature or 500 C. The electrical technique of Temperature Dependent Hall Effect (TDHE) indicated that Al and B act as shallow acceptors 4H-SiC with ionization energies of 252 and 285 meV, respectively. The highest activation efficiency for Al and B implanted samples was found to occur at anneal temperatures of 1650 C and 1550 C, respectively. The implantation dose resulting in the highest concentration for Al and B implantation was found to be 3{times}10(sup 13)/sq cm. An average peak mobility of 200 sq cm/ V s was found for an Al implanted sample; this is considerably higher than the average peak mobility for the B implanted samples, 100 sq cm/ V s. No significant gains in activation efficiency or mobility were evident with high temperature implantation compared to the room temperature implantation. Overall, Al implantation of 4H-SiC appears superior with regard to these properties compared to B implantation.

    Water-resources data for the 1991 water year for Ohio consist of records of stage, discharge, and water quality of streams; stage and contents of lakes and reservoirs; and water levels and water quality of ground-water wells. This report, in two volumes, contains records for water discharge at 131 gaging stations, 378 wells, and 74 partial-record sites; and water levels at 431 observation wells. Also included are data from miscellaneous sites. Additional water data were collected at various sites not involved in the systematic data-collection program and are published as miscellaneous measurements and analyses. These data represent that part of the National Water Data System collected by the US Geological Survey and cooperating State and Federal agencies in Ohio.

    The Water Resources Division of the US Geological Survey (USGS) in cooperation with State agencies, obtains a large amount of data each water year (a water year is the 12-month period from October 1 through September 30 and is identified by the calendar year in which it ends) pertaining to the water resources of Ohio. These data, accumulated during many years, constitute a valuable data base for developing an improved understanding of the water resources of the State. To make these data readily available to interested parties outside the USGS, they are published annually in this report series entitled ``Water Resources Data--Ohio.`` This report (in two volumes) includes records on surface water and ground water in the State. Specifically, it contains: (1) Discharge records for streamflow-gaging stations, miscellaneous sites, and crest-stage stations; (2) stage and content records for streams, lakes, and reservoirs; (3) water-quality data for streamflow-gaging stations, wells, synoptic sites, and partial-record sit -aid (4) water-level data for observation wells. Locations of lake-and streamflow-gaging stations, water-quality stations, and observation wells for which data are presented in this volume are shown in figures 8a through 8b. The data in this report represent that part of the National Water Data System collected by the USGS and cooperating State and Federal agencies in Ohio. This series of annual reports for Ohio began with the 1961 water year with a report that contained only data relating to the quantities of surface water. For the 1964 water year, a similar report was introduced that contained only data relating to water quality. Beginning with the 1975 water year, the report was changed to present (in two or three volumes) data on quantities of surface water, quality of surface and ground water, and ground-water levels.

    Synchrotron white beam x-ray topography images show that faint needle-like surface morphological features observed on the Si-face of 4H-SiC homoepitaxial layers using Nomarski optical microscopy are associated with V shaped stacking faults in the epilayer. KOH etching of the V shaped defect reveals small oval pits connected by a shallow line which corresponding to the surface intersections of two partial dislocations and the stacking fault connecting them. Transmission electron microscopy (TEM) specimens from regions containing the V shaped defects were prepared using focused ion beam milling, and stacking sequences of (85), (50) and (63) are observed at the faulted region with high resolution TEM. In order to study the formation mechanism of V shaped defect, low dislocation density 4H-SiC substrates were chosen for epitaxial growth, and the corresponding regions before and after epitaxy growth are compared in SWBXT images. It is found that no defects in the substrate are directly associated with the formation of the V shaped defect. Simulation results of the contrast from the two partial dislocations associated with V shaped defect in synchrotron monochromatic beam x-ray topography reveals the opposite sign nature of their Burgers vectors. Therefore, a mechanism of 2D nucleation during epitaxy growth is postulated for the formation of the V shaped defect, which requires elimination of non-sequential 1/4[0001] bilayers from the original structure to create the observed faulted stacking sequence.

    Epitaxial 4H-SiC layers suitable for high power devices have been grown in a hot-wall chemical-vapor deposition (CVD) system. These layers were subsequently characterized for many parameters important in device development and production. The uniformity of both thickness and doping is presented. Doping trends vs. temperature and growth rate is shown for the p-type dopant used. The n-type dopant drops in concentration with increasing temperature or increasing growth rate. In contrast, the p-type dopant increases in concentration with decreasing temperature or increasing growth rate. A simple descriptive model for this behavior is presented. The outcome from capacitance-voltage and SIMS measurements demonstrate that transitions from n to n{sup {minus}}, or p to p{sup {minus}}, and even n to p levels can be made quickly without adjustment to growth conditions. The ability to produce sharp transitions without process changes avoids degrading the resulting surface morphology or repeatability of the process. Avoiding process changes is particularly important in growth of thick layers since surface roughness tends to increase with layer thickness. Device results from diodes producing two different blocking voltages in excess of 5 kV is also shown. The higher voltage diodes exhibited a breakdown behavior which was near the theoretical limit for the epitaxial layer thickness and doping level grown.

    We present optical, electrical, and structural properties of nitrogen-doped graphene grown on the Si face of 4H-SiC (0001) by chemical vapor deposition method using propane as the carbon precursor and N{sub 2} as the nitrogen source. The incorporation of nitrogen in the carbon lattice was confirmed by X-ray photoelectron spectroscopy. Angle-resolved photoemission spectroscopy shows carrier behavior characteristic for massless Dirac fermions and confirms the presence of a graphene monolayer in the investigated nitrogen-doped samples. The structural and electronic properties of the material were investigated by Raman spectroscopy. A systematical analysis of the graphene Raman spectra, including D, G, and 2D bands, was performed. In the case of nitrogen-doped samples, an electron concentration on the order of 510 10{sup 12}?cm{sup ?2} was estimated based upon Raman and Hall effect measurements and no clear dependence of the carrier concentration on nitrogen concentration used during growth was observed. This high electron concentration can be interpreted as both due to the presence of nitrogen in graphitic-like positions of the graphene lattice as well as to the interaction with the substrate. A greater intensity of the Raman D band and increased inhomogeneity, as well as decreased electron mobility, observed for nitrogen-doped samples, indicate the formation of defects and a modification of the growth process induced by nitrogen doping.

    The interface passivation process based on post-oxidation, high temperature anneals in nitric oxide (NO) is well established for SiO{sub 2} on (0001) 4H-SiC. The NO process results in an order of magnitude or more reduction in the interface state density near the 4H conduction band edge. However, trap densities are still high compared to those measured for Si/SiO{sub 2} passivated with post-oxidation anneals in hydrogen. Herein, we report the results of studies for 4H-SiC/SiO{sub 2} undertaken to determine the effects of additional passivation anneals in hydrogen when these anneals are carried out following a standard NO anneal. After NO passivation and Pt deposition to form gate contacts, post-metallization anneals in hydrogen further reduced the trap density from approximately 1.5 x 10{sup 12} cm{sup -2}eV{sup -1} to about 6 x 10{sup 11} cm{sup -2}eV{sup -1} at a trap energy of 0.1 eV below the band edge for dry thermal oxides on both (0001) and (11-20) 4H-SiC.

    A sandwich structure of Ni/V/4H-SiC was prepared and annealed at different temperatures from 650?C to 1050?C. The electrical properties and microstructures were characterized by transmission line method, X-ray diffraction, Raman spectroscopy and transmission electron microscopy. A low specific contact resistance of 3.3 10{sup -5} ?cm{sup 2} was obtained when the Ni/V contact was annealed at 1050?C for 2 min. It was found that the silicide changed from Ni{sub 3}Si to Ni{sub 2}Si with increasing annealing temperature, while the vanadium compounds appeared at 950?C and their concentration increased at higher annealing temperature. A schematic diagram was proposed to explain the ohmic contact mechanism of Ni/V/4H-SiC structure.

    The purpose of this report is to inform interested oil and gas operators about EGSP results as they pertain to the Devonian gas shales of the Appalachian basin in eastern Ohio. Geologic data and interpretations are summarized, and areas where the accumulation of gas may be large enough to justify commercial production are outlined. Because the data presented in this report are generalized and not suitable for evaluation of specific sites for exploration, the reader should consult the various reports cited for more detail and discussion of the data, concepts, and interpretations presented. A complete list of EGSP sponsored work pertinent to the Devonian shales in Ohio is contained as an appendix to this report. Radioactive shale zones are also mapped.

    Efficient control of intercalation of epitaxial graphene by specific elements is a way to change properties of the graphene. Results of several experimental techniques, such as X-ray photoelectron spectroscopy, micro-Raman mapping, reflectivity, attenuated total reflection, X-ray diffraction, and X-ray reflectometry, gave a new insight into the intercalation of oxygen in the epitaxial graphene grown on 4H-SiC(0001). These results confirmed that oxygen intercalation decouples the graphene buffer layer from the 4H-SiC surface and converts it into the graphene layer. However, in contrast to the hydrogen intercalation, oxygen does not intercalate between carbon planes (in the case of few layer graphene) and the interlayer spacing stays constant at the level of 3.353.32?. Moreover, X-ray reflectometry showed the presence of an oxide layer having the thickness of about 0.8? underneath the graphene layers. Apart from the formation of the nonuniform thin oxide layer, generation of defects in graphene caused by oxygen was also evidenced. Last but not least, water islands underneath defected graphene regions in both intercalated and non-intercalated samples were most probably revealed. These water islands are formed in the case of all the samples stored under ambient laboratory conditions. Water islands can be removed from underneath the few layer graphene stacks by relevant thermal treatment or by UV illumination.

This solar heating system was installed in an existing facility and is, therefore, a retrofit system.     Nitrogen doped 4H-SiC epitaxial layers were investigated by deep level transient spectroscopy after irradiation with 6 MeV electrons. The influence of C/Si ratio, N doping level, and growth rate on the behavior of the prominent Z{sub 1,2} and EH{sub 6,7} levels during irradiation and subsequent annealing was studied. Both Z{sub 1,2} and EH{sub 6,7} increase in concentration with the N doping as well as with the C/Si ratio. It is demonstrated that the growth conditions play a decisive role for the annihilation of the EH{sub 6,7} level and a possible identity of the EH{sub 6,7} defect is discussed.

    We propose a low-temperature electron cyclotron resonance microwave hydrogen-nitrogen mixed plasma treatment method for passivating 4H-SiC surface and investigate the effects of treatment on the structural, chemical, and electronic properties of the surface. The results indicate that the method is highly controllable and could result in an atomically ordered, unreconstructed, smooth, and clean SiC surface. The absence of surface band bending is indicative of an electronically passivated SiC surface with a surface state density as low as 5.47??10{sup 10}?cm{sup ?2}. This effect could be attributed to the simultaneous effects of H and N passivating on SiC surface.

    We demonstrate hydrogen assisted growth of high quality epitaxial graphene on the C-face of 4H-SiC. Compared with the conventional thermal decomposition technique, the size of the growth domain by this method is substantially increased and the thickness variation is reduced. Based on the morphology of epitaxial graphene, the role of hydrogen is revealed. It is found that hydrogen acts as a carbon etchant. It suppresses the defect formation and nucleation of graphene. It also improves the kinetics of carbon atoms via hydrocarbon species. These effects lead to increase of the domain size and the structure quality. The consequent capping effect results in smooth surface morphology and suppression of multilayer growth. Our method provides a viable route to fine tune the growth kinetics of epitaxial graphene on SiC.

    An aerial radiological survey was conducted from May 17--22, 1994, over a 36 square mile (93 square kilometer) area centered on the Fernald Environmental Management Project located in Fernald, Ohio. The purpose of the survey was to detect anomalous gamma radiation in the environment surrounding the plant. The survey was conducted at a nominal altitude of 150 feet (46 meters) with a line spacing of 250 feet (76 meters). A contour map of the terrestrial gamma exposure rate extrapolated to 1 meter (3.3 feet) above ground was prepared and overlaid on an aerial photograph of the area. Analysis of the data for man made sources showed five sites within the boundaries of the Fernald Environmental Management Project having elevated readings. The exposure rates outside the plant boundary were typical of naturally occurring background radiation. Soil samples and pressurized ion chamber measurements were obtained at four locations within the survey boundaries to supplement the aerial data. It was concluded that although the radionuclides identified in the high-exposure-rate areas are naturally occurring, the levels encountered are greatly enhanced due to industrial activities at the plant.

    This paper briefly describes the factors driving the growing demand for climate-friendly technologies, some of the key existing companies, organizations, and resources in Ohio, and the potential for Ohio to become a leading supplier of climate solutions. These solutions include a new generation of lower-emitting coal technologies, components for wind turbines, and the feedstocks and facilities to produce biofuels. Several public-private partnerships and initiatives have been established in Ohio. These efforts have encouraged the development of numerous federal- and state-funded projects and attracted major private investments in two increasingly strategic sectors of the Ohio economy: clean-coal technology and alternative energy technology, with a focus on fuel cells. Several major clean-coal projects have been recently initiated in Ohio. In April 2006, the Public Utilities Commission of Ohio approved American Electric Power's (AEP) plan to build a 600 MW clean-coal plant along the Ohio River in Meigs County. The plant will use Integrated Gasification Combined Cycle (IGCC) technology which makes it easier to capture carbon dioxide for sequestration. Three other potential coal gasification facilities are being considered in Ohio: a combination IGCC and synthetic natural gas plant in Allen County by Global Energy/Lima Energy; a coal-to-fuels facility in Lawrence County by Baard Energy, and a coal-to-fuels facility in Scioto County by CME North American Merchant Energy. The paper concludes with recommendations for how Ohio can capitalize on these emerging opportunities. These recommendations include focusing and coordinating state funding of climate technology programs, promoting the development of climate-related industry clusters, and exploring export opportunities to states and countries with existing carbon constraints.

    The purpose of this study was to quantitatively describe the various aspects of regional distribution patterns of forest islands and relate those patterns to other landscape features. Several maps showing the forest cover of various counties in Ohio were selected as representative examples of forest patterns to be quantified. Ten thousand hectare study areas (landscapes) were delineated on each map. A total of 15 landscapes representing a wide variety of forest island patterns was chosen. Data were converted into a series of continuous variables which contained information pertinent to the sizes, shape, numbers, and spacing of woodlots within a landscape. The continuous variables were used in a factor analysis to describe the variation among landscapes in terms of forest island pattern. The results showed that forest island patterns are related to topography and other environmental features correlated with topography.

    This research project was aimed at assessing the soil organic carbon (SOC) sequestration potential of reclaimed minesoils (RMS). The experimental sites were characterized by distinct age chronosequences of RMS and were located in Guernsey, Morgan, Noble, and Muskingum Counties of Ohio. Restoration of disturbed land is followed by the application of nutrients to the soil to promote the vegetation development. Reclamation is important both for preserving the environmental quality and increasing agronomic yields. Since reclamation treatments have significant influence on the rate of soil development, a study on subplots was designed with the objectives of assessing the potential of different biosolids on soil organic C (SOC) sequestration rate, soil development, and changes in soil physical and water transmission properties. All sites are owned and maintained by American Electric Power (AEP). These sites were reclaimed by two techniques: (1) with topsoil application, and (2) without topsoil application, and were under continuous grass or forest cover.

    The Midwest Clean Energy Application Center (CEAC) was one of eight regional centers that promoted and assisted in transforming the market for combined heat and power (CHP), waste heat to power (WHP), and district energy (DE) technologies and concepts throughout the United States between October 1, 2009 and December 31, 2013. The key services the CEACs provided included: Market Opportunity Analyses – Supporting analyses of CHP market opportunities in diverse markets including industrial, federal, institutional, and commercial sectors. Education and Outreach – Providing information on the energy and non-energy benefits and applications of CHP to state and local policy makers, regulators, energy end-users, trade associations and others. Information was shared on the Midwest CEAC website: www.midwestcleanergy.org. Technical Assistance – Providing technical assistance to end-users and stakeholders to help them consider CHP, waste heat to power, and/or district energy with CHP in their facility and to help them through the project development process from initial CHP screening to installation. The Midwest CEAC provided services to the Midwest Region that included the states of Illinois, Indiana, Iowa, Kansas, Michigan, Minnesota, Missouri, Nebraska, North Dakota, Ohio, South Dakota, and Wisconsin.

    Low resistivity Ni/Ti/Al ohmic contacts on p-type 4H-SiC epilayer were developed, and their thermal stabilities were also experimentally investigated through high temperature storage at 600 °C for 100 h. The contact resistance of the Al/Ti/Ni/SiC contacts degraded in different degrees, and the contact morphology deteriorated with the increases of the average surface roughness and interface voids. X-ray spectra showed that Ni{sub 2}Si and Ti{sub 3}SiC{sub 2}, which were formed during ohmic contact annealing and contributed to low contact resistivity, were stable under high temperature storage. The existence of the TiAl{sub 3} and NiAl{sub 3} intermetallic phases was helpful to prevent Al agglomeration on the interface and make the contacts thermally stable. Auger electron spectroscopy indicated that the incorporation of oxygen at the surface and interface led to the oxidation of Al or Ti resulting in increased contact resistance. Also, the formation of these oxides roughened the surface and interface. The temperature-dependence of the specific contact resistance indicated that a thermionic field emission mechanism dominates the current transport for contacts before and after the thermal treatment. It suggests that the Ni/Ti/Al composite ohmic contacts are promising for SiC devices to be used in high temperature applications.

The report contains a profile of low-level radioactive waste generators in Ohio. The profile is the result of a survey of NRC licensees in Ohio. The briefing book also contains a comprehensive assessment of low-level radioactive waste management issues and concerns as defined by all major interested parties including industry, government, the media, and interest groups. The assessment was developed through personal communications with representatives of interested parties, and through a review of media sources. Lastly, the briefing book provides demographic and socioeconomic data and a discussion of relevant government agencies and activities, all of which may impact waste management practices in Ohio.

    Following a request from the Health Commissioner of Norwood, Ohio, employee exposure to toner powder used in Norwood Senior High Media Center photocopying machine was investigated. Personal and area air samples for total particulates were collected on preweighed filters and total sample weights determined. Indicator tube sampling was done for carbon monoxide and ozone. Medical interviews were conducted with three media center workers to elicit work related symptomatology. Exposure to total particulate ranged from less than the detection limit to 0.02 mg/m/sup 3/. Carbon monoxide and ozone were nondetectable. Two employees reported no symptoms associated with work. After operating the copy machine for 3 weeks, the third employee developed hives on both hands progressing to the earlobes and right cheek. Her condition improved on weekends. She also had a cough and shortness of breath when working with the duplicator. No positive response to patch testing was seen, but the employee developed cough, tearing eyes, and itching 2 hours after patch application. The authors conclude that one employee suffered an allergic reaction precipitated by materials inhaled in the duplicator area. It is recommended that this employee not use this machine, and improved ventilation be provided for the entire media center.

    A novel Micro-Raman technique was designed and used to detect extended defects in 4H-SiC homoepitaxy. The technique uses above band-gap high-power laser densities to induce a local increase of free carriers in undoped epitaxies (n < 10{sup 16} at/cm{sup −3}), creating an electronic plasma that couples with the longitudinal optical (LO) Raman mode. The Raman shift of the LO phonon-plasmon-coupled mode (LOPC) increases as the free carrier density increases. Crystallographic defects lead to scattering or recombination of the free carriers which results in a loss of coupling with the LOPC, and in a reduction of the Raman shift. Given that the LO phonon-plasmon coupling is obtained thanks to the free carriers generated by the high injection level induced by the laser, we named this technique induced-LOPC (i-LOPC). This technique allows the simultaneous determination of both the carrier lifetime and carrier mobility. Taking advantage of the modifications on the carrier lifetime induced by extended defects, we were able to determine the spatial morphology of stacking faults; the obtained morphologies were found to be in excellent agreement with those provided by standard photoluminescence techniques. The results show that the detection of defects via i-LOPC spectroscopy is totally independent from the stacking fault photoluminescence signals that cover a large energy range up to 0.7 eV, thus allowing for a single-scan simultaneous determination of any kind of stacking fault. Combining the i-LOPC method with the analysis of the transverse optical mode, the micro-Raman characterization can determine the most important properties of unintentionally doped film, including the stress status of the wafer, lattice impurities (point defects, polytype inclusions) and a detailed analysis of crystallographic defects, with a high spectral and spatial resolution.

  2. Doping-induced strain and relaxation of Al-doped 4H-SiC homoepitaxial layers

    Aluminum-doped 4H-SiC epilayers with Al concentrations in the 7.4x10{sup 18}-3.8x10{sup 20} cm{sup -3} range were deposited on off-orientation (0001) wafers by chemical vapor deposition method and analyzed using high-resolution x-ray diffraction, transmission electron microscopy, and KOH etching. Reciprocal space maps of (0008) reflection revealed two distinct peaks originating from the substrate and doped epilayer. For Al concentration below 3.3x10{sup 20} cm{sup -3}, 10 {mu}m thick layers were fully strained with the a-lattice parameter of the layer matching that of the substrate. The equilibrium c-lattice parameter change versus doping was determined to be 1.3{+-}0.3x10{sup -24} cm{sup 3}. The basal planes of the epilayers were tilted in respect to the substrate in the direction of the offcut with the tilt magnitude proportional to the doping concentration. The 10 {mu}m thick layers with Al concentration above 3.3x10{sup 20} cm{sup -3} underwent partial relaxation. The a-lattice parameter of the epilayer was higher than that of the substrate, the width of {omega} and 2{theta} scans of (0008) x-ray peaks broadened by a factor of 2 compared to strained layers, and the threading dislocation density increased by several orders of magnitude. Since no inclusions have been found in the relaxed epilayer, we interpret the above changes as due to strain relaxation by nucleation of dislocations.

    We investigated the Schottky barrier of Pt/4H-SiC contact as a function of 4H-SiC surface properties which effectively controlled by electronic cyclotron resonance hydrogen plasma pretreatment for different periods and annealing. It is found that the effective barrier height monotonically increases with decreasing the degree of Fermi level pinning. Electrically homogeneous contacts are observed when the Fermi level (FL) is 'pinned (Bardeen limit)' and 'free-pinned (Schottky limit).' However, a partial pinning of FL leads to Gaussian distribution of inhomogeneous barrier height. These results could be correlated with changes in the magnitude and spatial distribution of surface state density after different pretreatments.

    We report that Ensifer meliloti 4H41 is an aerobic, motile, Gram-negative, non-spore-forming rod that can exist as a soil saprophyte or as a legume microsymbiont of common bean (Phaseolus vulgaris). Strain 4H41 was isolated in 2002 from root nodules of P. vulgaris grown in South Tunisia from the oasis of Rjim-Maatoug. Strain 4H41 is salt- and drought-tolerant and highly effective at fixing nitrogen with P. vulgaris. Here we describe the features of E. meliloti 4H41, together with genome sequence information and its annotation.   10. Carbon Sequestration in Reclaimed Mined Soils of Ohio

    Assessment of soil organic carbon (SOC) sequestration potential of reclaimed minesoils (RMS) is important for preserving environmental quality and increasing agronomic yields. The mechanism of physical SOC sequestration is achieved by encapsulation of SOC in spaces within macro and microaggregates. The experimental sites, owned and maintained by American Electrical Power, were characterized by distinct age chronosequences of reclaimed minesoils and were located in Guernsey, Morgan, Noble, and Muskingum Counties of Ohio. These sites were reclaimed both with and without topsoil application, and were under continuous grass or forest cover. In this report results are presented from the sites reclaimed in 1994 (R94-F), in 1987 (R87-G), in 1982 (R82-F), in 1978 (R78-G), in 1969 (R69-F), in1956 (R56-G), and from the unmined control (UMS-G). Three sites are under continuous grass cover and three under forest cover since reclamation. The samples were air dried and fractionated using a wet sieving technique into macro (> 2.0 mm), meso (0.25-2.0 mm) and microaggregates (0.053-0.25 mm). The soil C and N concentrations were determined by the dry combustion method on these aggregate fractions. Soil C and N concentrations were higher at the forest sites compared to the grass sites in each aggregate fraction for both depths. Statistical analyses indicated that the number of random samples taken was probably not sufficient to properly consider distribution of SOC and TN concentrations in aggregate size fractions for both depths at each site. Erosional effects on SOC and TN concentrations were, however, small. With increasing time since reclamation, SOC and total nitrogen (TN) concentrations also increased. The higher C and N concentrations in each aggregate size fraction in older than the newly reclaimed sites demonstrated the C sink capacity of newer sites.

    Electric utility power plants account for about one-third of the NO{sub x} and two-thirds of the SO{sub 2} emissions in the US cyclone-fired boilers, while representing about 9% of the US coal-fired generating capacity, emit about 14% of the NO{sub x} produced by coal-fired utility boilers. Given this background, the Environmental Protection Agency, the Gas Research Institute, the Electric Power Research Institute, the Pittsburgh Energy Technology Center, and the Ohio Coal Development Office sponsored a program led by ABB Combustion Engineering, Inc. (ABB-CE) to demonstrate reburning on a cyclone-fired boiler. Ohio Edison provided Unit No. 1 at their Niles Station for the reburn demonstration along with financial assistance. The Niles Unit No. 1 reburn system was started up in September 1990. This reburn program was the first full-scale reburn system demonstration in the US. This report describes work performed during the program. The work included a review of reburn technology, aerodynamic flow model testing of reburn system design concepts, design and construction of the reburn system, parametric performance testing, long-term load dispatch testing, and boiler tube wall thickness monitoring. The report also contains a description of the Niles No. 1 host unit, a discussion of conclusions and recommendations derived from the program, tabulation of data from parametric and long-term tests, and appendices which contain additional tabulated test results.

    Using the fine control of an electron beam (e-beam) in scanning electron microscopy with the capabilities of both electrical and optical imaging, the stacking fault (SF) formation together with its tuning of carrier lifetime was in situ monitored and investigated in p-type 4H-SiC homoepitaxial films. The SFs were formed through engineering basal plane dislocations with the energy supplied by the e-beam. The e-beam intensity required for the SF formation in the p-type films was ?100 times higher than that in the n-type ones. The SFs reduced the minority-carrier lifetime in the p-type films, which was opposite to that observed in the n-type case. The reason for the peculiar SF behavior in the p-type 4H-SiC is discussed with the cathodoluminescence results.

    Results are reported for the passivation of interface states near the conduction band edge in SiO{sub 2}/SiC MOS capacitors using post-oxidation anneals in nitric oxide, ammonia and forming gas (N{sub 2}5%H{sub 2}). Anneals in nitric oxide and ammonia reduce the interface state density significantly for 4H-SiC, while forming gas anneals are largely ineffective. Results suggest that interface states in SiO{sub 2}/SiC and SiO{sub 2}/SiC have different origins, and a model is described for interface state passivation by nitrogen in the SiO{sub 2}/SiC system. The peak inversion channel mobility measured for lateral 4H-SiC MOSFETs increases following NO passivation.
