ABSTRACT
Cubic AlyGa1-yN/GaN heterostructures on GaAs(001) substrates were grown by radio-frequency
plasma-assisted molecular beam epitaxy. High resolution X-ray diffraction, spectroscopic
ellipsometry and cathodoluminescence were used to characterize the structural and optical
