native model, based on the product of e

h currents, gives a poor description of the
relative intensities but a good description of
the peak width for Vd 8 V. The key point
is that the maximum in emission at Vg Vd/2
is a clear signature of emission caused by
carrier recombination in an ambipolar Schot-
tky barrier transistor.
The optical emission from the nanotube de-
vices was further characterized by measuring its
polarization. For this purpose, an IR polarizer
was inserted between the sample and the IR
camera. Figure 4A presents an example of a
polar plot showing the intensity of the IR emis-
sion (red dots) as a function of the polarization
angle from a device operating with Vg 4 V and
Vd 8 V. The carbon nanotube is expected to be
a linearly polarized dipole radiation source.
